Cree Cas100H12AM1 1200V High-frequency silicon carbide half-bridge module is the first commercial full silicon carbide (SiC) power module. It is also the first qualified module that combines SiC MOSFET and SiC Schottky diodes in a single half bridge package. This new binary module has ultra-low loss and high durability suitable for high frequency operations. CAS100H12AM1 has a maximum operating frequency up to 100 kHz, which can provide 100A current processing capacity at 1200V blocking voltage. Higher operating frequencies can achieve compact and lightweight systems, and can be used in the system with a cheaper inductor and capacitor. CAS100H12AM1 is ideal for industrial applications, including high-power converters, motor drivers, solar converters, UPS, and SMPS, and induction heating.
